Integra announces entire new LDMOS line of devices

Integra expands portfolio of devices for the TACAN market

ANAHEIM, California (USA) – May 25, 2010 – Integra Technologies, Inc. (ITI), a leading manufacturer of high power pulsedRF transistors, today announced the development of several high powered LDMOS devices designed specifically to operate in the 960 – 1215MHz frequency range. Integra now provides a LDMOS line-up from 15W to over 500W of output power in support of the TACAN communication market with newly released PNs ILD0912M15HV, ILD0912M150HV and ILD0912M500HV.

About the ILD0912M500HV

The ILD0912M500HV operates at 50V drain supply voltage and enjoys the extreme ruggedness of Integra’s 2nd generation LDMOS technology exhibiting over 20:1 VSWR mismatch tolerance at the load. Across the instantaneous bandwidth from 960-1215MHz the device produces over 500W of output power, 15 dB gain and 45 % efficiency with 10µs pulse width and 10% duty cycle. The single ended device is housed in an industry standard ceramic flanged package with excellent thermal characteristics.
